I think it's more the widespread depiction of fox women in asian mythology, in Western folklore they tended to show up as male tricksters instead. They also fit easily into more mainstream kemonomimi cat and dog girls, to the point that artists often mix up the features of dogs/wolfs and foxes.
In a similar manner, all the other "essential" monster girl races have a strong basis in mythology - succubi, centaurs, harpies, mermaids. After that the most prominent species for making monster girls should be slime and dragon, which are just the default fantasy creature of Japanese gaming.

I think the most popular "original" monster girls would be Manticore and Hellhound from MGE. Their designs seem to have become the default depiction of these creatures, while there is a broad range of dragon girls, harpies, etc.

Western folklore kinda lacks a singular strong female monster girl the way foxes are the frontrunner in the east. Not to say a lot of popular monster girls don't come from the west (all the mythological ones you named (including female centaurs which the ancient Greeks did talk about) plus a few others like pixies) but they don't really have a single all-consuming "This thing goes around and seduces men and everyone can't stop talking about it" creature. You've got Selkies and Huldras and people banging elves/fairies/nymphs but nothing so unifying or popular.

Not any of the anons who are very fond of the shikis, but I confess that years ago during the great delay back when I still had an extremely strong hatred for all three of the Lilith Sisters, it was seeing this set of images specifically that caused me to start being more empathetic towards them, and it's almost entirely because I found it so horrible that I was completely incapable of not feeling sorry for them. I sincerely wouldn't wish that on any of them, not even back then when I wanted all of them outright dead.
IIRC it was only a couple of weeks after this that I saw Morrigan revealing how the trio's part of MW plan was a suicide mission, where after doing what they believed was the only way to save the world, they would be forced to stay behind and die to chaos degradation without any way to return and they'd effectively cease to exist. Which just made it even worse.

Like I still dislike Lilith greatly and I understand why a lot of people dislike them all in general but I don't want to see them tortured, man. I don't care how evil they 'actually' are or how evil you think they are, it's just fucked up. If you're gonna kill them just kill them and be done with it.

Really I feel like you could argue that any attempt to have sympathetic or character-bonding moments with a lot of cast members is just trtr "pity whoring" or "artificial connection" if you happen to particularly dislike one of those characters. Really it's the most evil thing she does in the game, at least in-part because it's entirely of her own volition and has no moral justification about saving their souls, she just casually murders hundreds of people to use their souls as a health potion.
